摘要
本文报道了一种基于硅上锗中 Franz-Keldysh 效应的低能耗 CMOS 兼容等离子体调制器。我们进行了集成电光仿真以优化调制器的主要特性。在 1647 工作波长、3 偏置电压下,演示了长度为 30 的调制器具有 3.3 消光比。估计能耗低至 20 。
