横向半导体超周期结构中电磁波的混沌与整流

摘要
我们发现了在电子迁移率很高的横向半导体超周期结构中实现电磁波整流的条件。该整流机制由于在极高迁移率下向耗散性混沌相变的促进。我们表明,导致整流的机制是由非线性效应与有限带宽之间的相互作用,在超周期结构的能带中产生温暖电子。
