共振隧穿超晶格中的混沌

摘要
预测在 n 掺杂半导体超晶格中会出现时空混沌，其主要的电荷输运机制是顺序共振隧穿。在直流电压偏置下，最近的实验中观察到了电流的无阻尼时间相关振荡（由电场畴壁的运动和循环引起）。混沌是通过适当的外部微波信号强制这种自然振荡的结果。
