黑砷磷:具有高度可调组成与性质的层状各向异性红外半导体

摘要
具有多样性质的二维(2D)层状材料在过去十年中引起了极大兴趣。迄今发现的层状材料已覆盖一个宽泛却不连续的电磁谱范围,从半金属性石墨烯、绝缘性氮化硼,到带隙从中红外到可见光的半导体。在此,我们引入新的层状半导体——黑砷磷(b-AsP),其化学组成及电子和光学性质高度可调。输运与红外吸收研究表明,b-AsP 具有可调带隙(范围 0.3 至 0.15 eV)的半导体特性。这些带隙落入长波红外(LWIR)区间,且其他层状材料难以达到。此外,偏振分辨红外吸收与拉曼研究表明 b-AsP 的面内各向异性性质。这类层状 b-AsP 材料将二维层状材料所覆盖的电磁谱扩展至 LWIR 区间,并可能在未来全二维层状材料基器件中找到独特应用。
