模拟富 Ge 的 Ge$_2$Sb$_2$Te$_5$ 合金中相变存储器操作的完全耦合多物理场模型

摘要
提出了一个用于模拟富 Ge 的 GeSbTe 相变存储器的自洽模型。该模型结合多相场模型与相位感知的电热求解器，复现了材料的多物理场行为。通过开展存储器操作仿真，证明了其复现实验观测的能力。
