面向中红外成像应用的硅基GeSn光电探测器

摘要

本文报道了对硅基GeSn中红外光电探测器的全面研究,包括:1)展示了一组Sn组分从10.5%到22.3%的光导探测器,表明截止波长已延伸至3.65 um。测得的最大探测率D*为1.1x10^10 cmHz^(1/2)W(-1),可与商用扩展型InGaAs探测器相媲美;2)基于对暗电流机制的深入分析,开发了光电二极管表面钝化技术,有效降低了暗电流。此外,利用GeSn光电探测器获得了中红外图像,其图像质量与采用商用PbSe探测器获取的图像相当。
