基于可扩展自顶向下制备在硅光子芯片上单片集成钙钛矿半导体激光器

摘要
金属卤化物钙钛矿是实现单片集成激光光源(硅光子集成电路(PICs)的关键组件)极具前景的激光材料。钙钛矿可从溶液中沉积且仅需低温工艺,与通过成本高且效率低下的III-V半导体混合集成实现的最先进激光器相比,可显著降低成本并启用新的PIC架构。然而迄今为止,由于钙钛矿的化学敏感性,尚未建立基于光学光刻因而基于现有半导体制造基础设施的微加工工艺。本文展示了首个通过此种自顶向下工艺单片集成到氮化硅PICs中的甲基铵碘化铅钙钛矿微盘激光器。该激光器在室温下实现了单片集成激光器创纪录的低激光阈值4.7 Jcm,其与CMOS兼容且可集成于后段制程(BEOL)中。
