我们展示了半导体-超导体异质结构器件的测量与模拟,其与拓扑超导性和马约拉纳零模的观测一致。这些器件由高迁移率二维电子气制备,其中准一维线由静电栅定义。这些器件可测量局域与非局域输运性质,并经由大量模拟优化以确保对非均匀性与无序的鲁棒性。我们的主要结果是,依据设计工程规范制备的若干器件已通过 Pikulin 等人 [arXiv:2103.12217] 中定义的拓扑能隙协议。该协议是一项严格测试,由在改变磁场、半导体电子密度和结透明度时执行的一系列三端局域与非局域输运测量组成。如大规模无序模拟所确定,通过协议表明检测到承载马约拉纳零模的拓扑相的概率很高。我们的实验结果与进入拓扑超导相的量子相变一致,该相在磁场上延展数百毫特斯拉、在栅压上延展数毫伏,对应于半导体线中约一百微电子伏的塞曼能量和化学势。这些区域呈现体能隙的闭合与重开,同时器件两端出现零偏导峰且耐受结透明度的变化。我们器件中提取的最大拓扑能隙为 20-60 eV。该演示是涉及马约拉纳零模融合与编织实验的先决条件。
