来自埋藏高迁移率电子体系的硬 X 射线角分辨光电子能谱

摘要

过渡金属氧化物界面与表面上的新型二维电子体系近来备受关注,因其展现出可在未来电子器件中利用的可调且引人入胜的特性。本文中我们展示,通过脉冲激光沉积非晶 LaAlO3_3 薄膜,可在 KTaO3_3 (001) 晶体表面诱导出具有强自旋轨道耦合的高迁移率准二维电子体系。该埋藏电子体系的动量分辨电子结构由硬 X 射线角分辨光电子能谱绘出。通过与计算比较发现,由于受限至界面,其能带结构偏离电子掺杂的块体 KTaO3_3。尽管如此,费米面仍明显呈三维。由费米面的 kk 展宽与芯能级深度剖析,我们分别估算该电子体系的延展至少 1 nm 但不远大于 2 nm。
