基于原子建模的金刚石立方或闪锌矿晶体结构纳米线中带间隧穿的工程化

摘要

我们对具有金刚石立方或闪锌矿晶体结构的纳米线中带间隧穿的器件参数空间进行了研究。结果基于采用紧束缚原子哈密顿量的非平衡格林函数量子输运模拟获得。带间隧穿对纵向电场、纳米线横截面、带隙以及材料极其敏感。我们基于 WKB 理论和有效带间隧穿质量的适当选择,推导出了透射概率的近似解析表达式,该表达式与原子量子模拟结果吻合良好。
