不确定几何形状下键合线退化的电热仿真

摘要
本文考虑电子元件中的电热场现象。这种耦合通过使用有限积分技术（FIT）的多物理场仿真来处理。特别地，研究了键合线在热退化方面的设计。不是通过计算网格来解析导线，而是在空间分布模型中引入集总元件表示作为点对点连接。制造公差导致导线参数的不确定性，并影响最终产品的运行和可靠性。基于几何测量，使用随机电热场-电路模型确定导线温度由此产生的变异性。
