平面 GaAs/AlAs 光子微腔的动态超快全光开关

作者研究了平面 GaAs/AlAs 微腔的超快开启和关闭开关过程。通过在 1720 nm 处以 1.8 微焦耳的脉冲能量光激发自由载流子,实现了高达 0.8% 的折射率变化。通过测量反射率随可调谐激光脉冲时间延迟的变化来动态追踪腔共振,发现其在几皮秒内偏移多达 3.3 个线宽。关闭开关发生的衰减时间约为 50 ps。作者推导了载流子密度和复折射率的动态行为。他们提出,通过优化样品生长,推断出的 10 GHz 开关速率可能提高十倍。
