SiD硅钨量能器读出互连技术的研发

摘要
SiD合作组正在研发一种硅钨取样型电磁量能器，预期应用于国际直线对撞机。组装此类探测器模块将涉及特殊的互连键合技术，尤其是在将硅探测器晶圆连接到柔性电缆读出总线时。本文回顾了所涉及的各种互连技术，包括氧化层去除工艺、焊盘表面处理、焊球选择与放置以及键合质量保证。我们的结果表明，焊球键合是Si-W电磁量能器的一项有前景的技术，目前正在解决尚存的问题。
