基于 MIM 架构的“双面神”中红外双面光电探测器

摘要

我们展示了一种制备于中红外透明衬底上的中红外(λ\lambda \approx 8.3 μ\mum)量子阱红外光电探测器(QWIP),可从正面或透过衬底进行照明探测。该器件基于 400 nm 厚的 GaAs/AlGaAs 半导体 QWIP 异质结构,封装于金属-绝缘体-金属(MIM)腔中并置于中红外透明 ZnSe 衬底上。金属条通过电子束光刻在活性区两侧对称图案化。通过改变条宽 L(从 L = 1.0 μ\mum 到 L = 1.3 μ\mum),探测器光谱覆盖从 λ7.15\lambda \approx 7.15 μ\mum 到 λ8.7\lambda \approx 8.7 μ\mum,从而实现光学腔模式的频率调谐。对双端口系统进行了微傅里叶红外(micro-FTIR)无源光学表征与光电流测量。结果显示两探测端口具有相似的光谱响应,实验测得背景限温度 TBLIP_{BLIP} 约为 200K。
