SiC多型体间总能差再探

摘要
使用全势线性Muffin-Tin轨道方法，结合密度泛函方法中交换关联泛函的Perdew-Wang-(91)广义梯度近似，计算了各种SiC多型体（3C、6H、4H、2H、15R和9R）之间的总能差。数值收敛性相对于k点采样和基组完备性被证明优于1 meV/原子。提取了多个广义各向异性次近邻Ising模型的参数，并讨论了它们对外延生长的意义和影响。
