利用亚波长调制端面反射率的单横模中红外激光二极管

摘要
研究了中红外激光二极管在发射端面上制作亚波长金属孔径图案前后的特性。在端面修饰前，发射光谱由大量与不同空间模式相关的峰值组成；而修饰后，光谱主要由单一峰值主导。模拟结果表明，端面图案化导致有效反射率对每个横模不同，这表明测量光谱中的峰值与从修饰端面反射最强的单一横模相关。
