摘要
通过时间分辨光致发光光谱,研究了嵌入单GaAs基微柱中的自组装(In,Ga)As/GaAs量子点的光发射。发现改变的自发发射伴随着光致发光的非指数衰减,其中衰减率强烈依赖于激发强度。利用量子点光子发射的微观理论解释了非指数衰减及其强度依赖性。同时研究了从自发发射到受激发射的转变。
