摘要
在太赫兹辐射激发的纤锌矿 (0001) 取向 GaN/AlGaN 低维结构中观测并研究了光生伏特效应。研究表明这些结构表现为线性量子棘轮。实验与理论分析表明,观测到的光电流与基于 GaN 的异质结中缺乏反演中心有关。
