摘要
我们展示了一种工作于2微米波段、带L形PN结的硅集成微环调制器。在1960 nm波长下，实现了15 GHz的3-dB电光带宽以及小于1 Vcm的调制效率，支持45-Gbps NRZ-OOK信号传输。
