单层与少层石墨烯的热传导

摘要

我们报告了典型石墨烯晶体管接触中Au/Ti/石墨烯/SiO₂界面(石墨烯层数1 < n < 10)的热导G。我们发现,即使在n=1时,室温下的G约为25 MW m⁻² K⁻¹,比Au/Ti/SiO₂界面的热导小四倍。我们将这种降低归因于Au/Ti/石墨烯和石墨烯/SiO₂界面串联作用的热阻。在50 < T < 500 K范围内G的温度依赖性也表明,热量主要通过声子通过这些界面传输。我们的发现表明,金属接触不仅会限制电传输,还会限制亚微米石墨烯器件的热耗散。
