外部噪声对半导体中电子速度涨落的影响

摘要

我们研究了在驱动高频周期电场中加入外部相关噪声源时，低掺杂半导体材料中本征载流子噪声谱密度的变化。采用蒙特卡洛方法，通过考虑介质中热电子所有可能的散射现象，对输运方程进行数值求解。我们表明，噪声谱受到外部随机电场强度和关联时间的强烈影响。此外，该随机场可以导致总噪声功率的抑制。
