我们报道了用于高亮度LHC(HL-LHC)第二阶段升级的新型3D像素传感器的开发。为满足提高的像素粒度(例如50x50或25x100 um2像素尺寸)和极端辐射硬度(直至2e16 neq cm-2的通量)的要求,考虑了更薄(~100 um)的3D传感器,其电极尺寸更窄(~5 um)且间距减小(~30 um)。本文涵盖了TCAD仿真,以及与首批此类3D传感器相关的工艺和设计方面,该批传感器目前正在FBK的6英寸晶圆上制造。
